| Abstract | We have investigated the structural and electrical properties of metal-ferroelectric-insulator-semiconductor capacitors with 280-nm-thick $SrBi_{2}Ta_{2}O_{9}$ (SBT) ferroelectric films grown on Si as well as on Si with buffer layer $(HfO_{2}).$ The SBT thin films and $HfO_{2}$ buffer layer were fabricated using rf magnetron sputtering method. XRD patterns revealed the formation of well crystallized SBT perovskite thin film on the $HfO_{2}$ buffer layer which is evident from sharp peaks in XRD spectra. The electrical properties of the metal-ferroelectric-insulator- semiconductor (MFIS) structure were characterized by varying thickness of the $HfO_{2}$ layer. The width of memory window in the capacitance-voltage curves for the MFIS structure decreased with increasing thickness of $HfO_{2}$ layer. Leakage current density decreased significantly after inserting $HfO_{2}$ buffer layer. This shows that the proposed $Al/SrBi_{2}Ta_{2}O_{9}/HfO_{2}/Si$ structure ideally suitable for high performance ferroelectric memories. |

National Digital Library of India (NDLI) is a virtual repository of learning resources which is not just a repository with search/browse facilities but provides a host of services for the learner community. It is sponsored and mentored by Ministry of Education, Government of India, through its National Mission on Education through Information and Communication Technology (NMEICT). NDLI is designed to hold content of any language and provides interface support for 10 most widely used Indian languages. It is built to provide support for all academic levels including researchers and life-long learners, all disciplines, all popular forms of access devices and differently-abled learners. It is designed to enable people to learn and prepare from best practices from all over the world and to facilitate researchers to perform inter-linked exploration from multiple sources. It is developed, operated and maintained from Indian Institute of Technology Kharagpur.
