| Abstract | Wide band gap, nitrogen-doped p-type zinc oxide (ZnO) nanorods were synthesized by simple chemical synthesis route via reaction of zinc acetate with tetramethyl ammonium hydroxide in presence of ammonia as nitrogen precursor to achieve p-type doping. X-ray diffraction results showed the formation of crystalline hexagonal wurtzite ZnO with incorporated nitrogen. The Photoluminescence spectra shows prominent emission related to p- type defects like VZn, and Oi in all samples. Intense blue and violet emission and suppressed green luminescence is observed at a good extend, which shows that the synthesized material possess less surface defects and have good crystallinity. Hall measurement results proved the formation of p-type conductivity in ZnO nanostructures with carrier concentration up to the order of 10 18 cm -3 and mobility up to the order of 80cm 2 /Vs and explain very well the dependence of optical and electrical properties of synthesized p-type ZnO on dopant (N) concentration |
