Abstract Simulation has been used to model the formation of the amorphous Si surface pattern under 1-keV Ar ion irradiation. Cascades have been calculated in the binary-collision approximation; density relaxation is due to defect diffusion in the field of their interaction. The morphology of the formed pattern significantly depends on the inclusion of atomic displacement under the solid surface.
