| Abstract | This paper demonstrates a 40Gb/s optical NRZ transmitter based on microring modulator in a monolithic zero-change 45nm SOI CMOS process. It achieves 330fJ/b complete transmitter energy (including clock distribution and serializer sub-systems) and 6.7Tb/s/mm2 area bandwidth density (including modulator and driver). The platform requires no modifications to the standard CMOS process providing high-yield and low-cost photonics with fast transistors on a single die. High-swing transmitter with differential driver and an AC coupler is used to improve the optical modulation amplitude (OMA) of microring modulators, achieving 3dB extinction ratio and 4.7dB insertion loss at 40Gb/s. |
