| Description | InAs quantum dots (QDs) grown on InP substrates have potential applications in laser diodes for optical fiber communication$ ^{1}$ as 702well as for the long wavelength region from 1.6 to 1.9 μm.$ ^{2}$ ,$ ^{3}$ For these purposes, self-assembled InAs QDs on InP substrates have been grown by metalorganic chemical vapor deposition (MOCVD),$ ^{4}$ chemical beam epitaxy (CBE),$ ^{1}$ and molecular beam epitaxy (MBE).$ ^{5}$ However, tuning the emission wavelength and achieving size uniformity of InAs QDs remains a challenge.$ ^{6}$ The emission at 1.55 gm for optical fiber communication has been obtained by annealing the InAs QDs$ ^{7}$ and using a GaAs thin interlayer prior to InAs QDs growth$ ^{1}$ on InP. Recently, growth procedures using thin InGaAs or InGaP insertion layers on InAs QDs has been widely used to tune the QD emission wavelength to 1.3 μm on GaAs $substrates.^{ 8–10 }$ Since the emission wavelength is tuned by using an insertion layer after the InAs QD growth, the growth condition of the QDs, which is hard to control in MOCVD, is not altered. So far, there has been no report on blueshifting the QD emission by using a thin insertion layer for the InP system grown by MOCVD. Book Name: Physical Models for Quantum Dots |
