Abstract | Considering fault current limiters for serial protection, a lot of structures exist, from regulation to other complex systems. Up to now, only a few semiconductor current limiter structures have been described. Although Current Regulative Diode components exist, the voltage and current capabilities (V/sub BR/=100 V, I/sub m/ax=10 mA), do not allow to use them in power systems. A study of a silicon CRD demonstrates the thermal and electrical limitations of silicon. This paper presents a new bi-directional current limiter structure based on a vertical 6H-SiC etched AccuJFET, with both buried gate and source. This device was designed for applications like motor starting phase, short circuit protection, circuit breaker with higher ratings. Simulations were performed with ISE TCAD tools to evaluate static and transient electrical characteristics of the AccuJFET, according to several specifications: voltage capability, current rating, time during which the device can sustain a short circuit. Simulations allow one to estimate geometrical and doping characteristics as well as the technological steps to realize such a component. |

National Digital Library of India (NDLI) is a virtual repository of learning resources which is not just a repository with search/browse facilities but provides a host of services for the learner community. It is sponsored and mentored by Ministry of Education, Government of India, through its National Mission on Education through Information and Communication Technology (NMEICT). Filtered and federated searching is employed to facilitate focused searching so that learners can find the right resource with least effort and in minimum time. NDLI is designed to hold content of any language and provides interface support for 10 most widely used Indian languages. It is built to provide support for all academic levels including researchers and life-long learners, all disciplines, all popular forms of access devices and differently-abled learners. It is designed to enable people to learn and prepare from best practices from all over the world and to facilitate researchers to perform inter-linked exploration from multiple sources. It is developed, operated and maintained from Indian Institute of Technology Kharagpur.
