| Abstract | In this paper we investigate the effect of temperature on the transient response of multiple quantum well (MQW) 1.3 /spl mu/m InP-InGaAsP lasers of the Fabry-Perot type when the injection current changes by steps from zero to a value above threshold. For the structure under study the rate equations were numerically solved for each temperature taking into account the appropriate values of the maximum gain, the threshold current density and the photon and carrier lifetime, which change with temperature. As expected the carrier and photon transients change with temperature, their evolution depending on the current density values considered at each temperature. When the ratio between the current density and the threshold current density is kept constant we observe that for an increase of temperature there is an increase of the amplitude and frequency of the oscillations and a decrease of their relaxation time and turn-on delay time. However for a constant current density the increase of temperature can lead to opposite conclusions. |

National Digital Library of India (NDLI) is a virtual repository of learning resources which is not just a repository with search/browse facilities but provides a host of services for the learner community. It is sponsored and mentored by Ministry of Education, Government of India, through its National Mission on Education through Information and Communication Technology (NMEICT). NDLI is designed to hold content of any language and provides interface support for 10 most widely used Indian languages. It is built to provide support for all academic levels including researchers and life-long learners, all disciplines, all popular forms of access devices and differently-abled learners. It is designed to enable people to learn and prepare from best practices from all over the world and to facilitate researchers to perform inter-linked exploration from multiple sources. It is developed, operated and maintained from Indian Institute of Technology Kharagpur.
